Open Visual TCAD Create a new device drawing Select the rectangle tool The cursor coordinates are displayed at this corner Use the mouse wheel to zoom in/out
Hold the middle mouse button to pan the view Draw a rectangle for the silicon substrate Draw a second rectangle for the anode Draw the last rectangle for the cathode Choose the region label tool Drop a region label Key in the region name Choose the selection tool Move the label to the right position Drop the anode region label Select the Alumnium material Cathode region label and Al material Right click to quit the region label tool Choose the doping profile tool Draw a box for the substrate doping This is a uniform doping Give it a name. We want “Donor” 1e16. Draw another doping box This is a Guassian doping profile Acceptor; Peak doping conc. 1e19 Char. length is 0.1um Choose the mesh generation tool.
Ok with the defaults. Choose the mesh refine tool.
Ok with the defaults. Mesh refined near the P-N junction. Refine again. Save the drawing to a file. Export the mesh to a file for simulation. Now creates a new simulation. Load the .tif mesh file. Two contacts are recognized. Sweep the Anode voltage from 0 to 1 volt. Ready to run the simulation. Save the simulation setup. Create a working dir for this run. Now it is running.
